Products can fail, in part due to moisture. Moisture can penetrate the product through gaps in the chip‑encapsulant or at the leadframe joints, causing intermetallic connections within the chip and resulting in short circuits or leakage currents. The Temperature and Humidity test is designed to evaluate the encapsulant’s resistance to moisture, thereby ensuring product reliability.
Test conditions
Temperature and Humidity Testing (TH) is conducted under accelerated conditions of high temperature, high humidity, and elevated pressure to evaluate the resistance of packaging materials and internal circuitry in non‑hermetically sealed electronic components to moisture‑induced corrosion. For consumer‑grade components, JEDEC specifies test conditions such as THB, HAST, uHAST, and PCT.

* Here, HAST represents the acceleration of THB; therefore, one experiment may be selected.
* As stated in JESD47, if HAST or THB is selected, the uHAST evaluation will not be performed.
* AEC requires that both HAST and UHAST be performed.Failure mode
The product under test is placed in a severe high‑temperature, high‑humidity, high‑pressure test environment, with voltage applied simultaneously to drive moisture ingress along the interfaces of the encapsulant (EMC), the lead frame, or the substrate, thereby enabling verification of the following failure modes:
- Interface compatibility
- Intermetallic compound formation between the bonding wire material and the chip or aluminum pad
- Electrolytic corrosion leads to ion migration, which in turn causes short-circuit leakage.

Ion migration leads to the deposition of dendritic metal, resulting in electrical interconnections between different regions.
